Modelithics and Tagore Technology Collaborate to Release Cutting-Edge GaN RF Power Transistor Model

In a groundbreaking collaboration, Modelithics and Tagore Technology have unveiled the release of a revolutionary non-linear model for the Tagore Technology TA9210D RF GaN transistor. This development marks a significant stride in the realm of RF and power-management applications, with potential implications for a wide array of industries.

Modelithics, renowned as the foremost independent provider of linear and non-linear RF/microwave models, has joined forces with Tagore Technology, a fabless semiconductor company specializing in gallium-nitride-on-silicon carbide (GaN-on-SiC) and gallium-nitride-on-silicon (GaN-on-Si) solutions.

The newly introduced large signal model for the Tagore Technology TA9210D 12.5 W RF GaN transistor, housed in a 32-pin QFN package, has been rigorously validated from DC to 8 GHz. This cutting-edge model is underpinned by the extraction of a Modelithics-Enhanced Angelov non-linear model, demonstrating its applicability for Class AB and Class C Operation (Doherty design). Furthermore, it has been thoroughly vetted against a comprehensive suite of Modelithics measurement data, including Pulsed I-V, S-parameters (0.2 to 8 GHz), and large signal load pull in the 0.8 to 4 GHz band, as well as Tagore’s evaluation board measurements. Notably, the model is temperature-dependent and incorporates electrical thermal capability.

The Modelithics non-linear model is seamlessly integrated within the Modelithics COMPLETE Library, a vital compendium of simulation models catering to a diverse range of passive and active RF and microwave devices. This comprehensive library is meticulously engineered to facilitate an expedited transition from concept to product, empowering designers to navigate the development process with greater efficiency. Notably, the Modelithics COMPLETE Library is compatible with industry-leading simulators such as Keysight Technologies’ PathWave Advanced Design System (ADS), Keysight Technologies’ PathWave RF Synthesis (Genesys), Cadence AWR Design Environment, and other prominent platforms.

As part of the Modelithics Vendor Partner (MVP) program, individuals can avail of a complimentary 90-day usage period for the Modelithics model tailored to Tagore Technology’s GaN transistor. This initiative underscores Modelithics’ commitment to fostering accessibility and promoting widespread adoption of their cutting-edge solutions.
